Onsemi has unveiled a new technology that uses silicon wafers as substrates for power semiconductor packages, integrating power semiconductors and control chips into a single structure to make power systems smaller and more efficient.
Onsemi on Sept. 18 unveiled its Embedded Power Platform (EPP).
EPP is similar in concept to embedded-die technology, which places power semiconductor chips inside a package substrate. The difference is that EPP uses a 12-inch silicon wafer as the package substrate instead of a conventional printed circuit board (PCB).
Conventional power modules mount multiple power semiconductor chips on a substrate and connect them with metal wires. EPP integrates multiple chips, including silicon (Si), silicon carbide (SiC) and gallium nitride (GaN) power semiconductors, as well as drivers and controllers, directly onto a wafer.
Onsemi said the architecture can increase power density by three to five times compared with existing solutions. Shorter connections between chips reduce power losses caused by current flow and voltage fluctuations generated during switching. The company also said the use of silicon, which has high thermal conductivity, improves heat dissipation.
Key applications include traction inverters for electric vehicles and artificial intelligence (AI) data centers.
A traction inverter converts direct-current electricity from a battery into alternating-current electricity used to drive a motor. Onsemi said EPP can increase inverter power density by up to four times and reduce power losses by 15%.
Another feature is that a single basic architecture can be used across different power ratings. Automakers would not need to develop separate inverters for entry-level and high-performance vehicles. Onsemi said this could shorten development time by up to four months.
Onsemi said Japanese automaker Subaru is participating as an early partner for EPP. Subaru will receive engineering samples and simulation models from Onsemi and evaluate whether EPP can be applied to future electrified vehicles.
The company said applying EPP to solid-state circuit breakers for AI data centers could reduce product size by 50% and lower operating temperatures by 20%.
"Semiconductors and packages have been treated as separate technologies for decades," said Hassane El-Khoury, president and CEO of Onsemi. "EPP integrates silicon itself as part of the system architecture."
Onsemi plans to begin supplying EPP samples to key customers in the automotive and AI sectors this year.
