LB Semicon has received production approval from Qualcomm and will begin mass production of the US chipmaker's power management integrated circuits (PMICs) this month, the South Korean outsourced semiconductor assembly and test (OSAT) provider said on Aug. 3.
LB Semicon will provide turnkey backend services for PMICs used in Qualcomm's artificial intelligence data center and automotive semiconductor products. The scope of work includes wafer bumping, testing and backend packaging operations, allowing the company to handle the full post-fabrication process for semiconductor device wafers through a single integrated service.
Bumping involves forming metal bumps on the surface of semiconductor chips to create electrical connections between chips and substrates. Testing verifies the electrical characteristics of chips, while backend processing includes wafer singulation, packaging and protection of individual chips from external damage.
LB Semicon participated in Qualcomm's Supplier Summit held in San Diego in July. The company said the event reinforced cooperation between the two firms and highlighted Qualcomm's commitment to partnership, quality and supply chain stability.
Qualcomm, headquartered in San Diego, is one of the world's largest fabless semiconductor companies, supplying mobile application processors, communications chips, automotive semiconductors and Internet of Things (IoT) products. Production approval from Qualcomm requires suppliers to pass extensive quality and reliability verification processes.
LB Semicon said the approval marks an important turning point in its effort to diversify beyond its traditional display driver IC (DDI) business and expand into non-DDI semiconductor packaging and testing services.
"Utilization rates across major production processes have continued to improve this year, while the proportion of high-value-added products has increased," the company said. "With mass production for Qualcomm now beginning in earnest, we expect positive business momentum to continue in the second half of the year."
The company also plans to invest in new bumping and backend packaging equipment using proceeds from a capital increase. The expansion is intended to prepare for higher production volumes expected from the second half of next year following the start of mass production.
Industry observers expect demand for OSAT services in system semiconductors to continue growing, driven by increasing demand for AI chips, electric vehicles and data center applications.
"The production approval from Qualcomm validates LB Semicon's backend processing technology and quality reliability," Kim Jung-kyu, vice president and chief financial officer of LB Semicon, said in a statement. "We will ensure a smooth ramp-up of mass production this month and make timely facility investments to prepare for significant volume growth in the second half of next year."
The company said it plans to use the Qualcomm supply relationship as a reference case to expand its customer base in the high-value-added semiconductor packaging and testing market.
